Um die bestmögliche thermische

Ankontaktierung eines Moduls zu erreichen,

müssen Modul und Kühlkörper folgende

Spezifikationen erfüllen.

To obtain the maximum thermal conductivity of

the module, heat sink and module must fulfil the

following specifications.

1.1 Kühlkörper

1.1 Heat sink

x Die Montagefläche des Kühlkörpers muss

sauber und frei von Partikeln und Fett sein.

x Oberflächenunebenheiten dürfen auf einer

Länge von 10 cm höchstens

d 20 µm

betragen.

x Die

Rauhigkeit

der

Oberfläche

des

Kühlkörpers sollte maximal

d 6,3 µm sein.

x Treppen mit mehr als 10 µm Höhe sind nicht

erlaubt.

x the heat sink surface must be clean and free

of grease and particles.

x the unevenness of heat sink mounting area

must be

x the surface roughness must be d 6,3 µm

x steps with more than 10 µm height are not

allowed
